The increasing integration of germanium into advanced electronic and optoelectronic devices requires a thorough understanding of the microscopic mechanisms governing point defect behavior. In this context, phosphorus-doped germanium represents a system of primary importance. However, the influence of this specific n-type dopant on the electronic and vibrational properties of the material depends critically on its charge state and local lattice configuration. In this work, a rigorous computational setup is developed to analyze this system under various charge conditions. Using ab-initio calculations, the effects of the defect on the electronic density of states and the phonon frequency distribution are investigated. The aim is to clarify the mechanisms determining defect stability and to evaluate its impact on the electronic and thermal properties of the material, providing a solid foundation for future analyses of the chemical potential and vibrational modes of ionized states.
La crescente integrazione del germanio in dispositivi elettronici e optoelettronici avanzati richiede una comprensione accurata dei meccanismi microscopici che regolano il comportamento dei difetti puntuali. In questo contesto, il germanio dopato con fosforo rappresenta un sistema di primaria importanza. Tuttavia, l'influenza di questo specifico dopante di tipo n sulle proprietà elettroniche e vibrazionali del materiale dipende in modo critico dallo stato di carica e dalla configurazione locale del reticolo. In questo lavoro viene sviluppato un setup computazionale rigoroso per analizzare tale sistema in diverse condizioni di carica. Attraverso calcoli ab-initio, vengono studiati gli effetti del difetto sulla densità degli stati elettronici e sulla distribuzione delle frequenze fononiche. L’obiettivo è chiarire i meccanismi che determinano la stabilità del difetto e valutarne l’impatto sulle proprietà elettroniche e termiche del materiale, fornendo una base solida per future analisi del potenziale chimico e dei modi vibrazionali degli stati ionizzati.
